IR Hirel, an Infineon company, has a long history serving the space flight industry with high-reliability, radiation hardened power management solutions. Since 1985, customers have relied on IR HiRel solutions for mission-critical power management in thousands of space, aerospace and national security programs, ranging from space exploration vehicles to launchers and satellites. Many of these programs are still in flight today.

Rad hard MOSFETs

Its products and solutions are engineered for optimal performance and longevity in extreme environmental conditions, including exposure to severe ionizing radiation in space. Together, Infineon and IR HiRel offer the broadest portfolio of space power MOSFETs for applications in geosynchronous and geostationary orbit (GEO), Medium Earth Orbit (MEO) and Low Earth Orbit (LEO).

Infineon IR HiRel’s rad hard N- and P-channel R9 MOSFETs are engineered for mission-critical applications requiring an operating life up to and beyond 15 years, such as:

Rad hard GaN
Infineon IR HiRel’s rad hard GaN transistors deliver top efficiency, power density, and switching frequencies. With DLA qualification, our GaN FETs enable designers to create smaller, lighter, and more reliable power management and distribution systems for high performance space applications.




Schottkys and rectifiers
Schottky diodes
Designed to meet stringent requirements of high-reliability applications, Infineon’s IR HiRel-branded power Schottkys are lightweight and offered in hermetically sealed packages. Forward voltage drop and reverse leakage current are optimized to minimize power loss and deliver the highest circuit efficiency for typical high frequency switching power supplies and resonant power converters
Ultrafast rectifiers
Infineon’s IR HiRel-branded soft-recovery ultrafast rectifiers are optimized to reduce losses and EMI/RFI in high-frequency power conditioning systems. An extensive characterization of the recovery behavior for different values of current, temperature, and di/dt simplifies the calculations of losses in the operating conditions. In most applications, the softness of the recovery eliminates the need for a snubber.
Rad hard solid-state relays
Infineon’s IR HiRel-branded radiation hardened (rad hard) solid-state relay (SSR) portfolio includes single, dual, and octal devices in hermetically sealed packages and tested up to 100 krads(Si) total ionizing dose (TID). The family includes optically coupled, buffered and non-buffered solid-state relays processed to MIL-PRF-38534 Class K, using Infineon’s industry-leading Rad Hard MOSFETs for highest reliability.

Rad hard power ICs
Infineon’s IR HiRel-branded rad hard power IC solutions are engineered to complement our industry-leading rad hard MOSFETs. The rad hard high-side and low-side MOSFET gate drivers are rated at 100 krad(Si) for total ionizing dose (TID) and have been characterized for single event effects (SEE). IR HiRel space-grade gate drivers increase power system reliability and reduce solution size and weight.
High- and low-side drivers
Rad hard high voltage, high speed power MOSFET and IGBT drivers rated at 100 krad TID with available gate drive supply range up to 20 V.
Low-side driver
Rad hard high speed, dual channel low-side gate driver specifically designed for high performance in demanding space environments
Buck controller
Rad hard synchronous buck controller with integrated gate drivers intended for use in harsh radiation environments.
